Abstract :
A 40 GHz voltage controlled oscillator with quadrature phase outputs is presented in this paper. Feedback is applied for frequency tuning. Thus, no varactors are required. The fully integrated circuit is fabricated in 90 nm VLSI SOI CMOS technology. A large tuning range of 5 GHz, an output power per channel of -4.7 to -7.4 dBm and a phase noise of -80 to -87 dBc/Hz at 3 MHz offset were measured.
