Abstract :
In this paper, a novel theoretical comparison of MESFET and HEMT performances as frequency multipliers for different harmonic orders is presented. Additionally, three W-band single-ended coplanar PHEMT MMIC multipliers (a doubler, a tripler and a quadrupler) are reported. The experimental results show state-of-the art performance and verify the theoretical conclusions.
