Abstract :
The analysis of nonlinearity character of avalanche diode driven by external RF signals are presented. The modulation effect of RF signals to avalanche diode give rise to the generation of high order harmonic currents. Then a microstrip integrated high order multiplier based on avalanche diode is designed, fabricated and measured. Effective output power of 2.8 mW and the phase noise of 90 dBc at 10 KHz offset have been obtained at output frequency of 96 GHz.
