Abstract :
This paper presents a broadband Ka-band single balanced monolithic mixer with double intermediate frequency (IF) output configuration. Implemented on the AlGaAs/GaAs substrate, the mixer is produced by the 0.15 μm low-niose pHEMT technology. The mixer covers radio frequency (RF)/local oscillator (LO) operating frequency range from 28 to 40 GHz and IF signal bandwidth from DC to 5 GHz. Conversion gain of each road is less than -2 dB at RF frequency between 29 GHz and 39 GHz with 2 GHz output IF frequency. The chip size is only 1.70 mm × 1.55 mm.
