Abstract :
Using a Monte-Carlo code, self-consistently coupled with a one-dimensional Poisson-solver, we simulate the nonlinear carrier dynamics in InP n+nn+ structures operating under large-amplitude periodic signals and investigate the voltage-current hysteresis cycle and the high-order-harmonic generation.
