Abstract :
This paper presents two balanced concepts of frequency triplers for the C band. The circuits are based on 4 × 75 ¿m 0.5 ¿m MESFETs in hybrid environment. Measurements resulted in a conversion gain of 1.2 dB and a suppression of 28 dB for fo and 45 dB for 2fo for a 3-FET tripler.
