Abstract :
We demonstrate a monolithically integrated ultrafast all-optical switch consisting of intersubband optical nonlinear waveguide in InGaAs/AlAsSb quantum wells and a Michelson interferometer. A full switching is achieved by 3 pJ control pulse energy.
