            Abstract : 
We report a high performance integrated transmit-receive-device (TRD) with a butt-coupled SOA by a well established procedure for the first time. The responsivity was same in input power range from -30 to -10dBm due to integrated SOA. The responsivity of more than 0.3 W/A was obtained until the 85degC temperature range.
