  • Abstract
    (001)/(100)-oriented epitaxial Pb(Zr0.44Ti0.56)O3 (PZT) film with 2.4 mum thickness and complex domain structures were grown on SrRuO3-coated (001) KTaO3 single crystal substrates by metalorganic chemical vapor deposition. Newly developed two-dimensional X-ray diffraction was carried out the structural characterization of PZT film with high brilliance incident X-ray focused to 50 mumphi removed the electric field under 200 mumphi Pt-top electrode. The switching from alpha-domain to c-domain, as known as 90deg-domain switching, was observed over the coercive field even after removed the applied electric field, so this PZT film was aged by external electric field like ceramics PZTs. But the PZT shows the 2-step saturation property in remanent polarization after 90deg-domain switching observation, and it suggests the remained alpha-domain is also switched to c-domain under applied electric field.
