Abstract :
The 6 GHz phase-locked loop (PLL) in a 20 GHz BiCMOS presented in this paper requires no external components and dissipates 60 mW, a factor of 13 less than the circuit in a 22 GHz HBT technology reported by Buchwald et. al. (1992). Low-voltage techniques allow the PLL to operate with supply voltages as low as 2 V.<>
