Abstract
Millimetre-wave signals from high speed InP/InGaAs uni-traveling-carrier photodiodes (UTC-PD) have been used to drive Schottky diodes for harmonic generation, the down conversion of an 80 GHz tone and the heterodyne detection of 183 GHz radiation.
