Abstract :
This paper reports a laser cutting technology for QFN (quad flat no-lead) packages by Nd:YAG diode pumping solid-state laser system (DPSSL). To obtain the optimal combinatorial parameters for laser cutting process, the influence of each control factor on the cutting quality is investigated. From the experimental results, the cutting parameters for the optimal cutting quality are the frequency of 2 kHz, the cutting speed of 2 mm/sec and the driving current of 29 A. The systematic parameter-searching rules obtained by the proposed experimental method may provide a practical guide during the parameter selection for cutting QFN packages. It is expected to be useful in other application fields of laser system.
