Abstract
We performed a single-electron Monte Carlo simulation to study the magnetic field dependence of the drift-velocity, v/sub drift/, for the miniband transport regime in a GaAs/AlAs superlattice. Using a realistic model of scattering, the calculated v/sub drift/-electric field characteristics are compared with the experimental results.
