Abstract :
Applications of a resonant tunneling diode (RTD) as a nonlinear element for second harmonic mixers are more promising. RTD offer highly symmetrical I(V) characteristics determined by the interior structure of diodes and may be optimized to provide greater efficiency and lower noise of the mixer. In this paper the conditions necessary to obtain these I(V) characteristics are formulated, and RTD structures possessing such characteristics are presented that have been numerically simulated using software based on Schroedinger and Poisson equations and two-band Kane approximation.
