Abstract :
Design and analysis of a terahertz frequency tripler whose band ranges from 106GHz to 114GHz are reported in this paper. The tripler uses single commercially available MA46H146 GaAs Flip-Chip multiplier varactor. The circuit design, simulation and optimization of the frequency tripler are carried out with HFSS and ADS. When the input power is 20dBm, the simulated conversion efficiency of the tripler is greater than 10% in the entire bandwidth, reaches 23% at 110.1GHz and has a peak value of 29.7%.
