Abstract :
We fabricated UTC-PDs with a resonant antenna for generating high-power THz-waves. The resonant power enhancement is achieved in the THz range from 0.7 to 1.6 THz, and the maximum output power of 10.9 μW is obtained at 1.04 THz.
