Abstract :
Si monolithic mm-wave integrated circuits (SIMMWIC) used as oscillators in radar system applications in the 60-80GHz regime are mounted on a Cu heat sink with an additional resonator. The resonator is formed by a cube cavity in the Cu block, terminated by a gold foil on the bottom and an gold plated AlN ceramic plate on top of which the SIMMWIC with integrated slot antenna and resonator is mounted upside down. The high frequency performance in terms of heat transfer, frequency stability and increased power efficiency is discussed
