Abstract
We report small signal modulation greater than 10 GHz for the first time from composite-resonator vertical-cavity laser (CRVCL) devices with reduced capacitance using metal contacts on polymer layers, which has been successfully employed in conventional VCSELs. We find that the dynamics of the laser are determined by the total photon density rather than the individual values of current. These modulation results, combined with high slope efficiency, may enable new VCSEL-based optical link applications for the CRVCL
