Abstract :
Injection locking is shown to greatly enhance the resonance frequency of 1.55mum VCSELs, from ~10 GHz to over 60 GHz, under ultra-high injection locking conditions. Additionally, a 3-dB bandwidth of over 40 GHz was attained, a record broad-band performance for directly modulated VCSELs
