  • Abstract
    A monolithic GaAs millimeter wave diode detector circuit has been developed. A novel zero-bias detector diode is integrated with Ta/sub 2/N resistors and a Si/sub 3/N/sub 4/ capacitor on a chip 440 µm x 500 µm in size. Excellent detector performance has been demonstrated through 40 GHz.
