An average efficiency of 0.26 mW/mA (maximum 0.39 mW/mA) and a high output power of 77 mW have been achieved in the 1.5 μm DFB-PPIBH laser diode. This laser has the narrow beam divergence of 25 degrees perpendicular to the junction plane
