Abstract :
A surface-mount power amplifier module (PA-module) for 2.6 GHz / 3.5 GHz WiMAX application have been developed. For 2.6 GHz PA- module, linear gain of 22 dB, gain flatness of less than 0.5 dBp-p and saturation output power of more than 41 dBm were achieved with 200 MHz bandwidth. For 3.5 GHz PA-module, linear gain of 25 dB, gain flatness of less than 0.5 dBp-p, and saturation output power of more than 41 dBm were achieved with 200 MHz bandwidth. These modules were operated at drain bias voltage(Vds) of 10 V and gate bias voltage(Vgs) of -4 V. An error vector magnitude(EVM) of 2%rms at 802.16 d OFDM signal(64QAM) produced average output power of 31 dBm.
