Abstract
Describes an edge-coupled p-i-n photodiode that is monolithically integrated with a 1.5 μm optical preamplifier. This device not only compensates for coupling loss, but also provides net gain. The frequency response of two devices of photodiode lengths of 35 μm and 75 μm were measured. The bandwidth measured were 15 and 35 GHz, and the gain were 10 dB and 6 dB respectively
