Abstract :
An efficient modulation scheme at relatively lower control light intensities is proposed using ultrashort interband and intersubband-resonant coupling light pulses in a novel asymmetric InxGa1-xAs/AlAs semiconductor quantum well system. The IB-light pulse absorption can be manipulated by the shape of the ISB-lightpulses. The threshold optical energy required for an efficient modulation can be reduced below 100 pJ by using 500 fs control light pulses in the proposed structure
