Abstract :
A 9 kV tandem thyristor was realized using an asymmetrical thyristor and a diode connected in series. The device processing steps are outlined. Simulation results and measured electrical data are reported. A comparison is made with two 4.2 kV, conventional, symmetrical thyristors connected in series, focusing on the tradeoff between static and dynamic power losses.<>
