Abstract :
Using numerical modeling, influence of tuning the lasing frequency within the gain band on the modulation response of quantum-well heterolasers in the GaInAs-GaInAsP system versus the modulation frequency of pump current is investigated. It is established that maximum values of the frequency width of the response band and possibilities of realization of high-speed regimes at signal transmission in information systems are obtained at the central region of the gain band. Growth of the direct component of the pump current results in increasing the response bandwidth. At typical system parameters (in the region of 1.5 μm) the maximum value of the response bandwidth can be up to ≈ 40 GHz.
