Abstract :
Two high performance multi-mode power amplifier MMICs packaged in an ultra-small 4 mm/spl times/4 mm plastic package have been developed for cellular-band applications (800 MHz) and PCS-band applications (1900 MHz). Single supply voltage operation was obtained by using power quasi-enhancement mode PHEMT process. Under IS-95 CDMA modulation at 836 MHz and 3.4 V bias voltage, two stage MMIC exhibited 39.3% power added efficiency (PAE) and 30 dB gain at 28.0 dBm output power with -52 dBc adjacent channel power ratio (ACP) and -59.4 dBc alternate channel power ratio (ALT). At 1.88 GHz, a three stage MMIC exhibited 34.6% PAE and 31 dB gain at 29.0 dBm output power with -50.6 dBc ACP and -58.6 dBc ALT.
