Abstract :
Nonlinear electrical characteristics of three-branch junction (TBJ) devices are investigated experimentally and numerically as a function of frequency. Based on the bell-shaped output voltage obtained under push-pull input we analyze the low frequency performance (<1 MHz) of TBJs operating as mixers. Concerning high frequency, by means of Monte Carlo simulations we illustrate the functionality of the device as a frequency doubler or rectifier up to 1 THz.
