Abstract :
A Ka-band high-speed detector based on GaAs Schottky diode is designed in hybrid integration technology. Experimental results show that the detector pulse response time is less than 300 ps; moreover, the class detector employs facility since it dispenses with bias current & synch-pulse source. The paper illustrates that the Schottky diode has a fast-speed response time.
