Abstract
This paper presents an analysis of the nonlinear mechanisms in FET/HEMT devices leading to harmonic generation in microwave frequency triplers. Previous developments are extended to show the modifications, which occur due to the introduction of device parasitics. Major impacts are demonstrated.
