Abstract :
A monolithic Ku-band 6-bit digital attenuator with on chip serial to parallel converter has been developed. The integration of a digital part reduces the bias circuitry and opens the way to new circuits combining digital and analog functions. The circuit has a total size of 3.0/spl times/2.0 mm/sup 2/ for a DC power consumption less than 20 mW. The technology used is a 0.2 /spl mu/m PHEMT process including enhancement and depletion mode devices.
