Abstract :
In this talk, we present a minimum set of modifications to the Gummel-Poon model which make it suitable for the large-signal analysis used in designing HBT handset power amplifiers. In the first part we will focus on techniques for the detailed modeling of a unit cell. In the second section we will present an approach for scaling the cell up to the larger output arrays commonly used in this application. This will include both electrical and thermal issues. Finally we will show waveform validation data from measurements taken with a large signal network analyzer (LSNA).
