Abstract :
A novel travelling-wave (TW) photo-detector for operation at 1.3/1.55 /spl mu/m is fabricated using InP MMIC technology. The results of an optoelectronic simulation are discussed, where photoconductivity effects and phase-matching due to slow-wave effects are included. Theoretical and experimental results of power conversion efficiencies are finally presented.
