Abstract :
A quantum barrier varactor with a GaAs-AlGaAs-GaAs structure is presented. A guide to integrate the varactor with a coplanar waveguide and a guide to design the doping profile to obtain the optimum performance are also given. Operation as frequency triplers is confirmed
