Abstract :
Sub-μA-dark current planar InAlGaAs QW superlattice APDs have been developed for 10 Gb/s applications. The APDs exhibited a gain-bandwidth product of 110 GHz, a top bandwidth of 15.2 GHz, and a 67%-quantum efficiency with an expected lifetime of longer than 106 hours
