Abstract
Numerical simulation of controlling the lasing frequency for the 1.5 μm-range quantum-well heterostructure laser diodes is developed with taking into account increasing the active region temperature under pump current modulation. Peculiarities of the amplitude-frequency characteristics are analyzed at selection of the lasing frequency. General description of the heating of the laser active region during the current modulation is given and selection conditions of the lasing frequency that provide the response bandwidth up to 40 GHz are established.
