Abstract :
This paper describes the design of resistive PHEMT mixers and their application in fully integrated Q-band millimetre-wave monolithic receiver and transmitter chips, where LO power is limited. The design method has been verified with excellent measured performances over the RF frequency range of 36.5/spl sim/40 GHz.
