Abstract :
Laterally-coupled-cavity VCSELs using bow-tie shape oxide aperture is demonstrated. The lasing characteristics show clear evidence of coherent lateral coupling. High-speed push-pull-modulation free from relaxation oscillation frequency is expected via spatially altering the transverse mode distribution.
