  • Abstract
    The authors report the fabrication of sensitive optical thyristors, with holding current of less than 1 mu A and breakover current of 0.2 mu A, that can be switched with light of a similar device. Winner-take-all operation is obtained in arrays of 5*5 such thyristors connected in parallel: the one thyristor of an array illuminated by 0.3 nW CW light or 30 pJ optical energy from a neighboring thyristor is the only one that switches on, while all the other thyristors of the array remain off. It is also demonstrated how the transcription of the on-state of more than one thyristor can be obtained between arrays of thyristors connected in parallel.<>
