Abstract :
Theoretical investigation of injection problem in powerful quasi-optical modulators is presented. It is shown that the possibility of increasing current and the level of controlling power is thanks to the optimal regime of injection for surface integrated p-i-n structure with “deep” junctions. The increase of the diffusion coefficient due to existing electromagnetic wave and the criterion of high-power wave are obtained
