Abstract
The TUNNETT, a transit-time diode employing tunnel injection of electrons, was invented by Nishizawa and Watanabe in 1958. TUNNETT oscillators with patch antennas can be small, cheap and power-efficient, compared to opto-electrical terahertz sources. In this paper, TUNNETT oscillation with a patch antenna at 181 GHz is discussed.
