Abstract :
The problem of simulating direct modulation with a large signal is treated. The singularity of the given type of modulation is that there is no general analytical solution for the modulation with current pulses similar to the analytical solution for the modulation with a sinusoidal signal (small-signal model). Dynamic characteristics of semiconductor bulk lasers and quantum well structure lasers are well described by the rate equation derived from the diagonal elements of the density matrix
