Abstract
In this paper we investigate the charge carrier mobility of pentacene organic field-effect transistors (OFETs) in the temperature range of T = 300 K up to T = 400 K. We will show, that the mobility increases with increasing temperature up to a critical temperature TC and decreases above TC. Below TC the dependency of the mobility on the temperature is reversible, whereas the mobility degrades irreversibly once the critical temperature was exceeded, which is related to structural defects in the semiconductor layer occurring above TC.
