Abstract :
Ultralow threshold microcavity lasers are ideal candidates for high-density optical interconnect light sources. Here we report a new μA-to-nA-level threshold laser of photonic quantum ring (PQR) microcavity. The PQR lasers exhibit anomalous quantum wire properties such as ultralow threshold currents and square-root-T dependent spectral shifts.
