Abstract :
An optical bistable switching device based on electrically coupled SOA-BJT in series is proposed and demonstrated. Switching speeds in MHz range are measured and is limited mainly by the parasitic capacitance and inductance of the SOA. A theoretical model based on the equivalent circuit is developed and simulation results indicate that GHz operation with current photonic integration technologies is possible.
