Abstract
The analog modulation properties of planar proton implanted vertical cavity surface emitting lasers (VCSELs) are investigated. Multimode VCSELs exhibit a spurious free dynamic range larger than 70 dBHz2/3 at all frequencies between 0.5-6.0 GHz, with a peak value of 89 dBHz2/3 at 1 GHz
