Abstract :
A family of quadrature oscillators for operation in the 14-26 GHz range has been designed in a 0.25 μm SiGe BICMOS technology with an ft of 47 GHz. These oscillators employ a transmission line tank, an emitter degenerated cross-coupled pair, and SiGe HBT or CMOS 50 Ω buffers. Output powers of between -2.5 dBm and -32 dBm are displayed, with phase noise ranging from -99.18 dBc/Rz to -83.10 dBc/Hz. This family of quadrature oscillators exhibits the highest oscillation frequency relative to ft of any SiGe quadrature oscillator reported to date.
