Abstract :
We report on the design of a 440GHz doubler based on commercially available RAL four-anode GaAs Schottky varactor diodes. The whole circuit is constructed on quartz substrate. The circuit design, simulation and optimization of the frequency doubler are carried out by using HFSS and ADS. The simulation performance of the doubler exhibits the multiplication efficiency reaches at least 10% over the 436GHz-441GHz frequency band at an input power of 30mW.
