Abstract :
Exploring applications from Sub-MMW to THz requires functional waveguide components with high output power and superb linearity. We are developing waveguide modules operated in J-band (220–325 GHz) using Coplanar waveguide and dens via designed InP-HEMT ICs and ridge-couplers. Simple but tolerant design of interconnection with waveguides enabled stable operation of the modules. Pldb of the amplifier modules reached 3-dBm with Ga of 7 dB, and Pmax was over 7-dBm at 250 GHz. We confirmed that the amplitude modulator IC generated 0-dBm modulated signals up to 20 Gb/s with BERs of 10E-12 for test receiver at 300 GHz. These modules and IC will be implemented in the wireless data transmission system in near future.
