Abstract :
120 GHz transceiver modules are developed to achieve over 10 Gbps point to point wireless communication. The transceiver module consists of the 120 GHz amplifier fabricated by 70 nm mHEMT technology, and the mixer with the band pass filter (BPF) fabricated by 0.13 μm p-HMET technology. The measured conversion gain is 2 dB with 1dB compression point (P1dB) of 0dBm and noise figure of 15 dB. Data transmission test based on real time hardware demodulation using FPGA shows Bit Error Rate (BER) <;10-12 at the data rate of 3.2 Gbps with 256QAM and bandwidth 500MHz (spectral efficiency of 6.4 bit/s/Hz). Wireless data transmission is applied to the module connected to a horn antenna of 23 dBi gain. The data rate of 2.4 Gbps with 64QAM at the distance of 3.7m is achieved.
